103 Quantum-sized effects in oxidized silicon structures with surface II-VI nanocrystals Physics |

Summary: | The Si-SiO2 interface in oxidized macroporous silicon structures with surface CdS and ZnO nanocrystals was investigated using the methods of electroreflectance and photoconductivity. The Franz-Keldysh effect, built-in electric field and surface quantization of charge carriers in the Si-SiO2 region were revealed. The splitting of photoconductivity peaks was detected in the area of indirect band-to-band transition due to quantization of charge carriers in the surface silicon region, too. The latter data correlate with the results of the electroreflectance spectra measurements in the area of direct interband transition of oxidized macroporous silicon structures with surface CdS and ZnO nanocrystals | |

103 Influence of electron-phonon interaction on Wannier-Stark effect in macroporous silicon structures with SiO2 nanocoatings |

Summary: | We investigated the contribution of electron-phonon interaction to the broadening parameter Г of the Wannier–Stark ladders in oxidized macroporous silicon structures with different concentration of Si-O-Si states (TO and LO phonons). The obtained value of the parameter Г is much less than the Wannier–Stark ladder energy evaluated from giant oscillations of resonance electron scattering on the surface states of investigated structures. We determined the influence of broadening on the oscillation amplitude in IR absorption spectra as interaction of the surface multi-phonon polaritons with electrons and transformation of the resonance electron scattering in samples with low concentration of Si-O-Si states into ordinary scattering on ionized impurities for samples with high concentration of Si-O-Si states. The transformation takes place at the electron scattering lifetime coinciding with the period of electron oscillations in the surface electric field. | |

103 Negative photoconductivity and surface-barrier photodiode effect – two interrelated surface photoeffects in macroporous silicon |

Summary: | The simultaneous display of two surface photoeffects in macroporous silicon – negative photoconductivity and surface-barrier photodiode effect – have been observed. Negative photoconductivity is manifested itself in the fact that when illuminating the sample of macroporous silicon, its conductivity decreased to a value smaller than the dark one. Surface-barrier photodiode effect manifested itself in the fact that the curves of lux-ampere characteristics – dependence of photoconductivity on the intensity of illumination – did not coincide in the case of the forward and reverse current and with the light intensity increase this difference is rised. The experimental results are explained by formation of the inversion band bending on the surface of semiconductor (macroporous silicon) due to capture of the majority carriers at the so-called slow surface levels, which causes negative photoconductivity. On the other hand, this formed inversion p-layer together with n-type silicon bulk create an induced p-n junction with the very small depth (0.05 – 0.1 μm), i.e. surface-barrier photodiode. | |

Summary: | We have investigated the IR light absorption oscillations in 2D macroporous silicon structures with SiO2 nanocoatings, taking into account the Wannier–Stark electro-optical effect due to the strong electric field on Si-SiO2 boundary and an additional electric field of quasi-guided optical modes. The photonic modes and band gaps were also considered as peculiarities in absorbance spectra of macroporous silicon structures with a thick SiO2 nanocoating. The photonic modes do not coincide with the quasi-guided modes in the silicon matrix

Summary: | The IR light absorption oscillations in 2D macroporous silicon structures with microporous silicon, SiO2 nanocoatings, and ZnO nanocrystals have been studied at room temperature. Oscillations with giant amplitude are observed in the spectral ranges of surface level absorption on "silicon-nanocoating" boundary. The electro-optical effect has been considered within the strong electric field approximation due to resonance electron scattering on the surface impurity states with the difference between two resonance energies equal to the Wannier-Stark ladder. Resonant electron scattering gives rise to the resonances of the permittivity and a corresponding change in the absorption. In this case, the Wannier-Stark effect is realized as a result of large-time electron scattering as compared with the period of its oscillations in the strong electric field of illuminated "silicon-nanocoating" boundary. | |

Summary: | We investigated the near-IR light absorption oscillations in 2D macroporous silicon structures with micporous silicon layers and CdTe, ZnO surface nanocrystals. The electro-optical effect was taken into account within the strong electric field approximation.Well-separated oscillations were observed in the spectral ranges of the surface bonds of macroporous silicon structures with surface nanocrystals. The model of the resonant electron scattering on impurity states in electric field of heterojunction “silicon-nanocoating” on macropore surface as well as realization of Wannier–Stark effect on the randomly distributed surface bonds were considered. The Wannier–Stark ladders are not broken by impurities because of the longer scattering lifetime as compared with the period of electron oscillations in an external electric field, in all spectral regions considered for macroporous silicon structures with CdTe and ZnO surface nanocrystals. | |
